Three p-channel MOSFETs from Vishay Siliconix are built on TrenchFET silicon technology to give low on-resistance ratings. The maximum on resistance is 29 mΩ in the PowerPAK SC-70 package (2.05 mm x 2.05 mm), 80 mΩ in the standard SC-70 package (2.0 mm x 2.1 mm), and 130 mΩ in the SC-89 package (1.6 mm x 1.6 mm). Breakdown-voltage ratings collectively supported by the devices are -12 V, -20 V, and -30 V. Pricing in 100,000-piece quantities starts at $0.20.
