At Electronica, ON Semiconductor introduced eight new power MOSFET devices for medium-voltage switching applications in DC motor drives, LED drivers, power supplies, converters, PWM controls and bridge circuits where diode speed and commutating safe operating areas are key specs. These are 60-V N-channel MOSFETs in D2PAKs and TO-220s. Drain current ranges from 60 to 120 A, Channel On resistance from 5 to 14 mŮ, gate charge from 62 to 170, and single pulse avalanch energy 211 to 1000 mJ.
Samples and production quantities are currently available. Manufacturers' suggested retail pricing ranges from $0.60 to $1.75.
